AE products are used before and after the wafer dicing process, or as it is known; The Dicing Environment. Wafer Mounting: Finished wafers from a semiconductor fab are mounted on dicing tape and attached to dicing frames. Dicing: The frame-mounted wafer is placed in a dicing saw to be cut into individual dies. Cleaning: The diced wafer is placed in a wafer cleaning system to remove debris and micro-particles remaining on the wafer after the dicing process. UV Curing: Wafers that are mounted on UV curable dicing tape undergo a UV curing process to enable easy die removal for pick and place and die attach operations. Wafer Mounting Systems AE's line of wafer mounting systems includes both manual and automatic models, for accurate and fast mounting of all wafers up to 300mm. AE wafer mounters produce uniform, air bubble-free results using all standard and UV tapes. In addition to wafers, other materials can be mounted, including PZT, Ceramics, GaAs, Hybrids, PCBs and BGA. The models in our wafer mounter range cover the capacity requirements of any size dicing facility from research labs to large scale manufacturing operations. Wafer Cleaning Systems The AWC-650 Automatic Wafer Cleaner leads the way in post-dicing wafer cleaning. Highly efficient and versatile in the removal of sub-micron particles from all sawed and scribed substrates, the AWC-650 is a robust and flexible system. UV Curing Systems AE's UV curing systems provide optimal, controlled exposure for increased yields when dicing on UV adhesive tape. Providing safe, reliable, ozone-free UV-A irradiation, AE UV curing systems process wafers up to 300 mm. AE provides a wide range of manual and fully automatic systems to meet all production throughput requirements. Dicing Environment Consumables AE Advanced Engineering provides a comprehensive line of SecuriTape Dicing tapes. With a tape for any application, AE SecuriTape Dicing Tapes are precisely manufactured to the strictest quality specifications to ensure optimal dicing results and die removal. The SecuriTape line of products is fully compatible with our complete range of Dicing Frames and Dicing Cassettes for processing any wafer size up to 300mm.
